The new devices cover a wide range of currents and offer a short-circuit value of > 5ms, low Vce(on) and positive temperature coefficient of Vce(on) in various motor drive systems, from electric air conditioning to main traction inverters, requiring high power density between 24 and 160 A. Other features common across the family are their reverse bias safe operating square zone (RBSOA), integrated soft recovery diode and a junction temperature of 175 °C (max.).
This new family of 600V IR IGBTs for automotive applications, characterized by their low conduction and switching losses, are ideal for various variable speed motor control applications used in electric and hybrid vehicle platforms.
