The new IGBTs achieve class-leading* low conduction losses with a VCE(sat) of 1.55 V, while offering high short-circuit tolerance and complying with the AEC-Q101 automotive reliability standard.
As electric vehicles evolve toward higher voltages, SiC is increasingly being adopted in high-power applications, such as traction inverters. At the same time, 650 V IGBTs are widely used as switching devices in lower-power auxiliary systems, including automotive electric compressors and high-voltage heaters. Silicon IGBTs are also widely used in industrial equipment, particularly in motors and compressors, and demand is expected to continue growing.
These applications demand greater energy savings and more compact equipment designs, generating strong demand for power devices that offer greater reliability, smaller size, and higher efficiency. Specifically, inverter and heater circuits require sufficient short-circuit tolerance to withstand the time needed to detect and interrupt overcurrent during a short circuit.
In response to these market demands, ROHM has redesigned the device structure, including the manufacturing process and edge termination design, to develop 4th generation IGBTs that combine low-loss characteristics with high short-circuit tolerance while meeting higher voltage requirements. By revising the device structure, the products increase current density while reducing conduction and switching losses. Furthermore, despite the trade-off between lower loss and short-circuit tolerance, the products guarantee a prolonged short-circuit withstand time of 7 µs at Tj = 25 °C. This contributes to greater efficiency and increased reliability in applications.
The range includes 12 products in the TO-247N package, the RGAxxTS65HR / RGAxxTS65EHR, and 10 products on unpackaged wafers, the SG83xxWN series. ROHM is also developing 12 products in the TO-247-4L package, the RGAxxTR65HR and RGAxxTR65EHR series. Models and materials needed for circuit design can also be downloaded from the official ROHM website.
Products in TO-247N packages and a selection of unencapsulated wafer products are now available. TO-247N packaged products can be purchased online through distributors such as DigiKey and Farnell.
Looking ahead, ROHM plans to further expand its product range using the same packages and develop compact surface-mount IGBT products utilizing the TO-263L package and top-cooled (TSC) packages. ROHM will continue to expand its range of high-performance IGBT products, contributing to increased drive efficiency and miniaturization in industrial and automotive equipment applications.
