The current range includes four models —RGA80TRX2HR / RGA80TRX2EHR / RGA80TSX2HR / RGA80TSX2EHR— in two types of discrete packaging (TO-247-4L and TO-247N), along with 11 bare chip variants — SG84xxWN — with plans to expand the range in the future.

The increasing use of higher voltages in automotive systems and industrial equipment has led to a surge in demand for power devices capable of handling high voltages in applications such as electric vehicle compressors, high-voltage heaters, and inverters for industrial equipment. Simultaneously, there is a strong trend toward the use of high-efficiency power devices to improve energy conservation, simplify cooling mechanisms, and achieve smaller form factors for a decarbonized society. Electrical components in automotive applications must also meet automotive reliability standards, while power devices for inverter circuits and heaters must provide current interruption capacity during short circuits, requiring high short-circuit tolerance.
In response, ROHM redesigned the device structure and adopted a suitable package to develop new 4th generation IGBTs suitable for high voltage applications, offering low-loss industrial characteristics with superior short-circuit tolerance. These devices achieve an industry-leading* short-circuit withstand time of 10 µs (Tj=25°C) along with low switching and conduction losses, maintaining a high withstand voltage of 1200 V and meeting automotive standards through a revised device structure, including peripheral design. Simultaneously, the new TO-247-4L package products, incorporating four terminals, can withstand an effective voltage of 1100 V at a "pollution degree 2" while ensuring adequate leakage between pins. This enables compatibility with higher voltage applications than conventional products.
Applying creepage distance measurements on the device side reduces the design burden for manufacturers. Furthermore, the TO-247-4L package enables high-speed switching by including a Kelvin emitter terminal, further reducing losses. In fact, when comparing the efficiency of the new TO-247-4L packages with conventional and standard products in a three-phase inverter, losses are reduced by approximately 24% compared to standard products and by 35% compared to conventional products, contributing to greater efficiency in drive applications.
ROHM will continue to expand its range of high-performance IGBTs that contribute to further miniaturization and high-efficiency drive in automotive and industrial equipment applications.
