Achieving good loss results through high switching speeds at low gate resistance represents a trade-off with the system's EMI behavior. Mitsubishi has developed an evaluation platform to characterize 6-in-1 IGBT modules and to determine their dv/dt versus turn-on losses as a function of gate resistance. The electrical research culminates in a table showing the trade-off between turn-on power loss and dv/dt, parameterized as a function of the sum of the internal and external gate resistances of a 150 A/1200 V 6-in-1 IGBT module. The switched-mode power supply (SMPS) portion of the development platform has been thermally analyzed.
